چکیده

InxGa1-xSb is an attractive candidate for high performance III-V p-metal-oxide-semiconductor field effect transistors (pMOSFETs) due to its high bulk hole mobility that can be further enhanced with the use of strain. We fabricate and study InxGa1 xSb-channel pMOSFETs with atomic layer deposition Al2O3 dielectric and self-aligned source/drain formed by ion implantation. The effects of strain and heterostructure design for enhancing transistor performance are studied systematically. Different amounts of biaxial compression are introduced during MBE growth, and the effect of uniaxial strain is studied using wafer-bending experiments. Both surface and buried channel MOSFET designs are investigated. Buried (surface) channel InxGa1 xSb pMOSFETs with peak hole mobility of 910 (620) cm/Vs and subthreshold swing of 120 mV/decade are demonstrated. Pulsed I-V measurements and low-temperature I-V measurements are used to investigate the physics in transistor characteristics.VC 2011 American Institute of Physics. [doi:10.1063/1.3600220]

Analysis and study of geometrical variability on the performance of junctionless tunneling field effect transistors: Advantage or deficiency?

This study investigates geometrical variability on the sensitivity of the junctionless tunneling field effect transistor (JLTFET) and Heterostructure JLTFET (HJLTFET) performance. We consider the transistor gate dielectric thickness as one of the main variation sources. The impacts of variations on the analog and digital performance of the devices are calculated by using computer aided design (...

Strained-Si heterostructure field effect transistors

The purpose of this review article is to report on the recent developments and the performance level achieved in the strained-Si/SiGe material system. In the first part, the technology of the growth of a high-quality strained-Si layer on a relaxed, linear or step-graded SiGe buffer layer is reviewed. Characterization results of strained-Si films obtained with secondary ion mass spectroscopy, Ru...

Deep Submicron GaN-based Heterostructure Field Effect Transistors with InGaN Channel and InGaN Back-barrier Designs

We developed a double-recess etching process and a new Digital-Oxide-Deposition (DOD) technique to fabricate 180nm low-threshold GaN Metal-OxideSemiconductor Double Heterostructure Field Effect Transistors (MOS-DHFET). Two device layer structures, InGaN channel design and InGaN back-barrier design, were employed to improve the confinement of TwoDimensional Electron Gas (2DEG) and mitigate the s...

Development of high-k dielectric for Antimonides and a sub 350oC III-V pMOSFET outperforming Germanium

InxGa1-xSb channel materials have the highest hole and electron mobility among all III-V semiconductors, high conduction and valence band offsets (CBO/VBO) with lattice matched AlxIn1-xSb for heterostructure MOSFET design [1] and allow low thermal budget MOSFET fabrication (Figure 1). While buried channel HEMT-like devices with excellent electron and hole transport [3-5] have been demonstrated,...
